Somewhat similar to Characters you Love to Hate, but now purely villans.

Again, Grand Moff Tarkin, Lucius Malfoy, and Voldemort, if only for how they're presented on screen.

The Operative from Serenity, Colonel Ives from Ravenous, HAL-9000, Heath Ledger's Joker, T-1000...

A few of my own, of course. :)

Most of the above for me as well.

Lijah Cuu from the Gaunt's Ghosts series. At first I figured him as just some nutjob, but he really....developed over the next couple of books to the point where you wanted to reach through the pages of the book and strangle him to death yourself for being the evil bastard he is. And he killed one of my favourite characters. :(
Still, he got his in the end.

Emperor Palpatine. He was just awsome.

Tarkin. The man bossed Vader around... and Vader listened!

Dick Chaney. The man shot someone, then the guy he shot apologized for Dick's troubles over the matter.

Well, the title didn't say "fictional" villains, right?

The Beast from Homeworld: Cataclysm. Talk about an awesome villain. He'd put the Borg to shame.
How many Minbari does it take to screw in a lightbulb?
None. They always surrender right before they finish the job and never tell you why.

Grand Moff Tarkin. Gotta love a villain who threatens to blow up Leia's home world unless he gets what he wants, she gives him what he wants, then Tarkin blows up her planet anyway. He's also the only thing that keeps Vader from killing Captains and Admirals probably everyone else at will as Vader seems to obey Tarkin's requests.

The Joker (Heath Ledger) made insanity seem normal. Loved every time he explained his mouth.

Khan Noonien Singh. Revenge is a dish best served cold. It is very cold in space.
